IDDQ Test: Sensitivity of Scaling
In the mid-nineties IDDQ was seen as the solution to the quality problem, with better defect coverage than other methods, and just a few warnings about yield loss issues. This paper identified the major problem with IDDQ testing as device geometries shrank - increased quiescient current due to scaling. Much work since this time has attempted to address this issue.
