Failure analysis of Timing and IDDQ-only Fails from the Sematech Test Methods Experiment

This paper wound up being awarded a Best Paper winner. The work presented another detailed study of SEMATECH Test Methods devices that uniquely failed IDDQ, and tried to answer the question of which ones were truly defective and which were not.
