Test Method Evaluation Experiments and Data
The Sematech test methods experiment demonstrated that no one test technique is adequate to give high shipped quality, and also started the trend of more real data being published. This paper continues this, giving trends that threaten the effectiveness of our tests, provides a good study of the causes of escapes, and finishes with a survey of new characterization and data analysis methods, backed by data from IBM.
